High-Voltage Devices with Ultrasoft Switching to Minimize Noise and Losses in High-Frequency Systems

MCC introduces the MURZ50120P and MURZ75120P, high-voltage super fast recovery rectifiers in the robust TO-247AD package. Designed for high-frequency power stages where efficiency and EMI performance matter, these 1200V diodes deliver a maximum reverse recovery time (Trr) of just 0.22 μs combined with ultrasoft recovery characteristics to minimize switching losses and significantly reduce electromagnetic interference (EMI). This helps designers meet stringent efficiency and noise targets with less filtering effort and simpler EMI design. 

With a low forward voltage drop of 1.85V, these devices reduce conduction losses and improve overall system efficiency. Their near-zero temperature coefficient (ZTC) ensures stable forward voltage and switching behavior across a wide temperature range, simplifying thermal management and worst-case analysis. High surge current capability, 400A for the MURZ50120P and 500A for the MURZ75120P, combined with a planar die structure, provides exceptional robustness against inrush and transient events while ensuring consistent electrical performance for reliable, repeatable designs.

The MURZ50120P supports an average forward current of 50A, while the MURZ75120P offers 75A, giving engineers flexibility to scale across different power levels or reduce the need for parallel devices. Additional key features include low reverse recovery charge (Qrr) of 2728nC and 3342nC for ultrasoft recovery and reduced EMI, a rugged TO-247AD through-hole package for excellent thermal performance, and a compact footprint that maintains good creepage and clearance distances for high-voltage designs. 

These diodes are ideal for demanding applications such as PFC stages, UPS systems, welding equipment, and industrial power control, where efficiency, ruggedness, and high-frequency performance are critical.
